  Przedstawiono wyniki pomiarów i analizy szumów tranzystorów MOSFET z izolatorem bramki wykonanym z SiO2 i HfO2. Wyniki pomiarów wykorzystano do oszacowania gęstości aktywnych stanów na powierzchni użytego tlenku i porównano z wynikami otrzymanymi metodą charge-pumping.
